Modelling structure and properties of ferroelectric oxide films

About the Project

Structure and Properties Of Thin fIlms of Functional Oxides for AI technologies from data aNalysis and machine learning (SPOTIFON)

Reducing the energy and carbon footprint of AI technologies is an urgent problem, given the rapid growth in energy and memory demands. Therefore, it is critical to develop new technologies to drastically reduce AI energy consumption by orders of magnitude. The discovery of ferroelectricity in hafnium oxide (HfO2) has promoted ferroelectric devices to the forefront of nanoelectronics, offering distinct advantages over alternative technologies. Ferroelectric memories, such as Ferroelectric Random Access Memories (FeRAM) and the Ferroelectric Field Effect Transistor (FeFET), combine non-volatility with high-speed operation and ultra-low power consumption required for AI technologies. However, the improvement of the performance of the FeRAM devices is hindered by the intrinsic difficulty of applying physical methods for the characterisation of these nanoelectronics elements (thickness <20nm) and analysis and interpretation of vast experimental data.

This4-yearproject will focus on developing new computational methodologies to enable a deeper understanding of structural and electronic properties relations of polycrystalline HfO2 films in device-like settings. You will create and use Machine Learning Interatomic Potentials (MLIPs) to perform and analyse large-scale MD simulations at finite temperatures in the presence of electric fields to advance the understanding of the atomic-level mechanisms in next-generation, ultra-low power FeRAM developed at IMEC, Belgium. You will combine extensive Grazing Incidence X-ray Diffraction (GIXD) and electrical experimental data obtained on these films with high-quality Density Functional Theory (DFT) data to develop and refine MLIPs including explicit electrostatics. Large-scale Molecular Dynamics (MD) simulations will be used to model the complex, field-driven resistance switching in polycrystalline HfZrO2 films. This computational work will be validated and integrated with X-ray Surface Diffraction experiments at the Diamond Light Source (I07 beamline), allowing for the direct comparison of simulated atomic structures with experimental patterns to achieve an unprecedented atomic-level understanding of the materials physics and associated device performance. The project, includes the following interconnected components:

a)Density Functional Theory simulations: Benchmarking functionals for relative phase stability in HfZrO₂. Calculations of stability of different phases as a function of oxygen content and/or dopant. Molecular dynamics simulations: Testing and refining existing machine learning interatomic potentials (MLIPs) for HfZrO2 with DFT data (including explicit electrostatics) and MD simulations of (field-driven) switching.

b)Experiments: GIXD measurements on IMEC films at different growth stages, data reduction performed with fast-RSM. Analysis and refinement: Comparison of experimental GIXD data with MLIP-MD simulated patterns and PDFs to identify structural motifs and guide further refinement.

c)Software development: Development of an interface between the existing janus-core software and the GIXD analysis software used at I07 for automated fitting of data on samples with coexisting phases, accounting for their relative energy and population, also as a function of inter-grain interfaces.
